Han in the OT. Sheev in the PT. Kylo in the ST. Atton in the KotOR duology. Jadus, the Dread Masters and Malgus in TOR. The original Kylo in NJO/LotF. But I am especially fond of Chirrut and Krennic in Rogue One.

Well, Nihilus isn't a cringeworthy character, nor is he behaving like a childish man.
Literally any other character, in this franchise, is more interesting than Palpatine.
Palpatine is more or less, let's say, comparable to a Powerpuff antagonist or villain. Ian even confirms it.

Nihilus is the "force of nature" type of character; zero personality, zero anything, he is just a concept of a specific force. It's hard to consider him a character at all, he's the concept of a force, but he can be really interesting as a concept and a menacing part of the story, matter of taste.
Palpatine is a rather bland character, but I appreciate his creation being uniquely simplistic. I wouldn't put him anywhere near my top 50 at the absolute best, but he's interesting in a sense that he's supremely evil, he has completely no redeeming characteristics, he's the worst, but without acting like a maniac, being perfectly reasonable all the time while remaining absolutely evil. I find it interesting that a character can be so absolutely evil, and yet still remain a plausible character without plain retardation.
That is, of course, disregarding Dark Empire, which is the worst comicbook in SW, with Palpatine demonstrating 30 IQ there.
