I think Thanos because of two facts beating Silver Surfer to death and standing toe to toe with Thor/w the power gem.

Thanos is on another level. He wins this easily.

This fight essentially goes "Superman attacks Thanos, the attack does zero damage, Thanos mind zaps Superman unconscious." OWAW Superman just lacks the power to do anything but be defeated here. I will note the method I used is not the only way Thanos can win.
